SuperGaN® Technology Difference The power adapter reference designs use SuperGaN Gen IV 650V FETs to deliver the ease-of-design, high reliability with high performance advantages that have become synonymous with Transphorm GaN devices. In recent analysis when compared to a 175 mOhm e-mode GaN device, Transphorm’s 240 mOhm SuperGaN FET showed lower on resistance rise with temperatures above 75°C and higher performance at 50% and 100% (full) power. Power Adapter Reference Designs:- Transphorm’s portfolio includes five open frame USB-C PD reference designs ranging in frequency from 140 to 300 kHz. As an example, Transphorm partnered with Silanna Semiconductor on a 65W active clamp flyback (ACF) RD running at 140 kHz with a peak efficiency of 94.5%. (1x) 45W adapter RD offers 24 W/in3 power density in a quasi-resonant flyback (QRF) topology. (3x) 65W adapter RDs offer 30 W/in3 power density in ACF or QRF topologies. (1x) 100W adapter RD offers 18 W/in3 power density in a power factor correction (PFC)+QRF topology. Transphorm’s portfolio also includes two open frame USB-C PD/PPS reference designs ranging in frequency from 110 to 140 kHz. Transphorm partnered with Diodes Inc. on both solutions, leveraging the company’s ACF controller to achieve greater than 93.5% peak efficiency. (1x) 65W adapter RD offers 29 W/in3 power density in an ACF topology. (1x) 140W adapter RD offers 20 W/in3 power density in a PFC+ACF topology.

Nayuta uses the GaN FETs in the LEMURIA’s AC inverter to achieve 99% efficiency in a fanless system. Notably, the LEMURIA ME3000 is Japan’s first lithium-ion (Li-ion) battery power storage device for medical equipment to earn S-JQA certification for electrical products, a mark that indicates a product’s safety and performance quality. Transphorm’s JEDEC-qualified TP65H035WS is a high performance 650V, 35 mohm GaN device in a thermally robust TO-247 package. It offers the industry’s highest reliability with a ±20V gate safety margin and a 4V noise immunity threshold. It can also yield greater than 99 percent power efficiency while reducing power system size, weight, and overall cost. The LEMURIA ME3000 is a small, lightweight product that is easily portable in medical facilities as well as in the field. It has a continuous 1.5 kW output and a 3.3 kWh storage capacity with up to 33 hours of usability before needing to be recharged. Whereas an incumbent silicon product was fan cooled, the GaN FET’s performance enabled Nayuta to build the LEMURIA ME3000 as a fanless power system that increased power efficiency from 96.24% to 99.01% which is a 73% reduction in power loss operating at the same frequency. As a result, the power supply is a hermetically sealed unit without ventilation holes, which prevents liquids and dust from contaminating or damaging the system. The LEMURIA ME3000 is JIS T060-1 certified, a Japan Quality Assurance Organization (JQA) standard based on the international IEC 60601 standard. These quality controls ensure that electrical equipment used in medical environments meet higher safety and performance requirements particularly with respect to electromagnetic interference and current leakage.

Transphorm, Inc. announced the expansion of its design tools using digital signal processing technology from Microchip Technology. The TDTTP2500B066B-KIT is a 2.5 kW AC-to-DC bridgeless totem pole power factor correction (PFC) evaluation board. It pairs Transphorm’s SuperGaN FETs with Microchip’s dsPIC33CK digital signal controller (DSC) board, which includes pre-programmed firmware that can be easily customized per end application requirements. Use of the new board enables faster development of Data Center and Broad Industrial power supplies. The TDTTP2500B066B-KIT is available off-the-shelf with a daughter card using Transphorm’s latest SuperGaN Gen IV device, the TP65H050G4BS—a 650 V SMD SuperGaN FET in a TO-263 (D2PAK) offering a typical on-resistance of 50 milliohms. The new board also introduces an advanced feature to increase its usability: swappable daughter cards housing Transphorm’s GaN devices. As a result, design engineers can also evaluate the TP65H070LDG/LSG GaN devices with a 72 milliohm on-resistance through the use of a second optional daughter card—the TDHB-65H070L-DC—sold separately. This daughter card is a drop-in replacement for the 50 milliohm FET card. As with the first SuperGaN/Microchip DSC evaluation board (the 4 kW TDTTP4000W066C-KIT), the 2.5 kW board is backed by access to Microchip’s worldwide technical support team for firmware development assistance. Microchip’s dsPIC DSCs are supported by a set of embedded design tools created to empower developers, even those with limited expertise. These tools provide intuitive graphic user interfaces for device initialization in Microchip’s free MPLAB X Integrated Development Environment. The software tools are complemented by a full line of programmer, debugger and emulator accessories. The DSC-integrated solution used in Transphorm’s TDTTP2500B066B-KIT features: 650 V 50 mO SuperGaN FET (TP65H050G4BS). Input voltage: 85 VACto 265 VAC, 47Hz to 63Hz. Input current: 18 Arms; 1250 W at 115VAC, 2500 kW at 230 VAC. Output voltage: 390 VDC± 5 VDC (programmable). Deadtime: programmable. PWM frequency: 66kHz. Power factor: > 0.99. The board is designed around Microchip’s dsPIC33CK digital power plug in module (PIM) to control the PFC powertrain, with the following pre-programmed PIM features: Microchip’s AEC-Q100-qualified dsPIC33CK256MP506 digital signal controller. 100 MIPS for fast deterministic performance in time-critical control applications. Dual Flash Panels – to enable live update of code while power supply is running. High analog integration for reduced BOM costs and minimum system size. PWMs with 250 ps resolution.

Transphorm, Inc. announced that it has been awarded a $0.9 million contract with a $0.5 million option by the Defense Advanced Research Projects Agency (DARPA). This contract, W31P4Q-21-C-0009, commissions Transphorm to explore performance and cost boundaries for manufacturing an alternative Nitrogen polar (N-polar) GaN solution for DoD and Commercial radio frequency (RF)/millimeter wave (mm-wave) applications. Transphorm will be responsible for delivering the epiwafer technology whereas the sub-contractor, University of California, Santa Barbara (UCSB), will fabricate the RF/mm-wave transistors. The new project builds on Transphorm’s history as well as ongoing work with the Office of Naval Research (ONR) to establish a domestic resource and supply for RF GaN epiwafers, with emphasis on N-polar GaN, a technology that is proven to deliver greater benefits than today’s more commonly used Gallium polar (Ga-polar) GaN for RF and mm-wave applications. Transphorm will explore the use of sapphire substrates to achieve greater cost efficiency for N-polar GaN solutions compared to conventional Ga-polar on silicon carbide (SiC) solutions. The work output is expected to yield a stable, high quality thin-epi structure with its capability established by the high-performance transistors. Transphorm’s team will meet the following program objectives regarding N-polar GaN-on-Sapphire: Establish the overall value proposition. Define the high-performance parameter space. Define the viability of building the epiwafers. The potential value of N-polar GaN in RF/mm-wave applications as well as possibly for future power electronics is appealing given its extraordinary efficiencies at frequencies as high as 94 GHz. It is primed to directly benefit DoD systems along with applications for 5G, 6G, and beyond.

Salom was responsible for then taking that designed system, fine tuning it, developing its enclosure and completing all the required certifications such as Quick Charge 5, conducted/radiated emissions, touch temperature, and others.

The facility is considered to be the premier wafer manufacturing fab in the world for high quality, reliable high voltage GaN power semiconductors. The transaction completes the planned and previously announced exit of Fujitsu Semiconductor from the AFSW fab. Transphorm’s effective stake in AFSW will be 25% (via its 25% ownership of GaNovation), down from its previous 49% stake. This will reduce Transphorm’s direct capital outlay for AFSW by approximately 50%, resulting in more efficient P&L, with investment in GaN technologies and applications. In addition, partnering with JCP Capital adds a significant strategic-financial partner for AFSW that has global strength in the GaN ecosystem, and the shared goal of expanding Transphorm’s GaN power business. Importantly, this transition will be seamless for both Transphorm’s customers as well as the existing team and operations at the AFSW fab. With the close of this transaction, FSL’s previously announced exercise of the put option has also been satisfied. AFSW is believed to be the only GaN on Silicon foundry that has reported defect densities (marker for yields) for GaN on Silicon high voltage devices that are similar to that of Silicon CMOS/Bipolar technologies running in the same wafer fab. This advantage has been a strong contributor to Transphorm’s superior GaN products, including the latest generations like SuperGaN®, with demonstrated performance advantage when compared to other e-mode GaN products for chargers/adapters in lower power applications from 45W to several 100W and against other GaN and SiC products for higher power applications to 10 kW. AFSW is expected to continue to scale as the foundry center of excellence for GaN wafer fabrication while maintaining its ability for existing Silicon wafer fabrication.
